Like every new development, these benefits come at a price: disrupted logistics, altered partitioning & design constraints, yield management considerations, and limited rework and repair options. After a brief review of embedded packaging drivers this presentation looks at the leading commercial and developmental approaches from around the world emphasizing the various approaches to overcoming the barriers mentioned in the previous paragraph. Examples of specific embedded package structures, including GE’s ECBU, Verdant’s Occam, Infineon’s TWLP, Freescale’s RCP, Casio’s EWLP, Shinko’s EOP, and Imbera’s IMB technologies, demonstrate both the power and limitations of these approaches. Next, the presentation treats practical implementation challenges such as yield management strategies and supply chain restructuring.
